Title: Electronic Design Automation Tools and Design Study for Heterogeneous Monolithic 3D Integrated Circuits

Abstract: The objective of this research is to design EDA tool design flows to support and fully explore the trade-offs and benefits of heterogeneous M3D IC design. For this, we explore two different paths: 1. Improving the existing tool flows, 2. Designing new ones to support better 3D optimization and a greater freedom of technology nodes. Then, with a combination or using the best method, we design monolithic heterogeneous 3D ICs and analyze the performance, power, cost, and other trade-offs.
